Against the backdrop of global advocacy for energy conservation, emission reduction, and sustainable development, the new energy vehicle industry is thriving. As the core component of new energy vehicles, the performance and reliability of power modules are directly related to the overall operating efficiency, power output, and safety of the vehicle. However, the power module generates a large amount of heat during operation due to the conversion of electrical energy. If it cannot dissipate heat in a timely and effective manner, it will lead to a decrease in module performance, shortened lifespan, and even cause malfunctions, seriously affecting the overall performance and user experience of new energy vehicles. Therefore, efficient heat dissipation technology has become a key bottleneck and research hotspot in the development of power modules for new energy vehicles. The power modules of new energy vehicles, such as insulated gate bipolar transistor (IGBT) modules, play a crucial role in the conversion and control of electrical energy in key components such as motor controllers and on-board chargers (OBCs). Taking IGBT as an example, it generates power losses during its conduction and turn off processes, most of which are converted into heat. When the temperature is too high, IGBT modules may experience issues such as prolonged turn off time, gate control failure, and decreased holding current. If the heat continues to accumulate and cannot be dissipated in a timely manner, the chip may even be burned, which will greatly reduce the output performance of the motor and seriously threaten the reliability of the car drive system. Good heat dissipation can not only maintain the stable operation of power modules, reduce the probability of failure, and extend their service life, but also improve the power performance and energy utilization efficiency of new energy vehicles, which is of great significance for promoting the healthy development of the new energy vehicle industry.
